A villain I liked that I can think of off the top of my head was Gul Dukat from Deep Space Nine. He was well casted, had believable motivations and grew as a character throughout the show.

Wow, that is somewhat of a difficult question (there are so many to choose from...). I guess at the moment my favorite villain is Hannibal Lecter (novels, movies, tv-series it's all good). After all whats not to love about a brilliant but manipulative psychopath that is "well-mannered" and enjoys the finer things in life (specifically art and fine cuisine :P).

I am also keen on Morden the emmisary from the Shadows on Babylon 5. There was something deeply sinister about his approach "What do you want?"
Spike from Buffy the Vampire Slayer deserves some mention as well.

He has a good sense of humor and can make you laugh right before he chops off the top of someone's head to look at their brains and take their powers.
